We are dealing with practical field application challenges, such as wearable devices for sports science and warpage alleviation in large-area fan-out wafer-level package (FOWLP) or fan-out panel-level package (FOPLP).
For wearable devices, modularized force sensors were integrated with signal conversion and transmission blocks, which records fingertip forces in racket sports (for example, badminton, table tennis, and tennis) from different players through blue tooth. With the develop modules with ergonomic considerations, professionals and amateurs show different absolute forces and their deviations in field applications. We can utilize these big data to distinguish players into different levels and to monitor their individual skill developments. Although this idea is currently demonstrated with a physical server, novel business model is ready with remote (cloud) data operation, mobile devices, and corresponding software (APP). This idea gained national and international (Université Paris-Saclay(supported by Bureau Français de Taipei) and University of Auckland (supported by Ministry of Science and Technology)) collaboration interests.
For FOWLP and FOPLP warpage alleviation, numerical analyses were performed on simplified but effective models for industrial partners. Warpages in different directions indicated material mismatch between inorganic and organic layers, which led to internal stress during and after fabrication. Special layer density distributions are proposed for advanced models, in which stress may be compensated by separated small blocks of inorganic and organic structures, leading to stress alleviation. We expect that these results are although established on a specific product, they would indicate stress distribution tendencies, which help on stress redistribution and suppression on warpage in different layouts.
Our members go through comprehensive training of developing theoretical background, numerical simulation, device fabrication, detection system setup, analysis, and discussion, regardless of the research topic. Some of our projects are conducted with international and industrial partners. Members usually show colorful profiles with not only thesis, but also international journal articles, international conference presentations, various awards, and patents.
